GENERAL ELECTRIC COMPANY
Utilize a team to develop novel measurement techniques and apply them to the study of the SiO2-SiC (Silicon Dioxide - Silicon Carbide) interface. The novel techniques will be developed in the project are pulse gated Hall effect measurements, and electron spin resonance (ESR) based techniques called spin dependent scattering and spin dependent trap assisted tunneling.

During the third quarter of 2012 the NIST program has focused on evaluation of the two wafer lots completed during the last reporting period. These wafer lots contain P-type & N-type inversion mode MOSFETs processed under various conditions. Electrical evaluation included measurement of filed effect mobility, hall mobility, and oxide trapping distributions via charge pumping. Samples were sent to Penn State for ESR measurements to investigate defect types. Both GE and Penn State have been preparing materials for the final report. |
