Quarterly Activities/Project Description During the third quarter of 2012 the NIST program has focused on evaluation of the two wafer lots completed during the last reporting period. These wafer lots contain P-type & N-type inversion mode MOSFETs processed under various conditions. Electrical evaluation included measurement of filed effect mobility, hall mobility, and oxide trapping distributions via charge pumping. Samples were sent to Penn State for ESR measurements to investigate defect types. Both GE and Penn State have been preparing materials for the final report.
